couple questions

1. I_off should be measured with V_DS=V_dd, not V_DS=0.05V right?

2. Does anyone know of software that can read in the output of Medici and
make sense of it? The structure of the reported file is pretty bad...
Excel, for example, can't place the data into sensible columns.

3. Does Vt_lin mean Vt measured at V_DS=0.05V? (and still with the const
current def of Vt at 300nA/um) Having a little trouble meeting DIBL if this
is the way you measure Vt_lin

4. x_j should be the depth at which the n-doping concentration equals the
p-doping concentration, right? And we're talking about the final
concentration, not the initial 1E15 boron concentration? Is this the depth
that you can get with the D.EXTRAC command in supreme?

5. what is the "metallurgical channel length? how do you measure it?

1) Yes, Ioff @ VDS=VDD
2) Excel does work if you use space-delimiters, I think
3) Yes, Vtlin = VT @ VDS=0.05V
4) Yes, xj is point of crossover from N-type to P-type. I assume that is
how D.EXTRAC works, but you should verify
5) Metallurgical channel length is the separation between extension regions
measured right at the surface.
