Hello:

I'm looking for a couple of complementary MOSFETS.
What is the complementary of IRF9140 or IRFP150?

Isn't thr IRF9??? series negative drain devices which have positive
drain complements in the IRF range? I thought the IR MOSFET data book
was clear on this point, or am I missing something?

I asked to IRF, and put the answer; is very difficult to obtain REAL
complementarys in mosfet devices. I only know 2 complementarys mosfet of
Toshiba. Note the words "nearest complimets" used below.

Both these parts are older Generation 3 devices which are already replaced
by Generation 5 parts. If you are making a new design the Generation 3 parts
are not recommended.
The Gen.5 alternatives are

IRFP9140N, (P channel, 100V, 0.117 Ohm, 21A).
The nearest compliments are
IRFP140N ( N ch., 100V, 0.052 Ohm, 27A) and
IRFP150N (N ch., 100V, 0.036 Ohm, 39A).
It is not possible to obtain N & P channel parts rated at 100V closer
matched than this.
